GALLIUM ARSENIDE DENDRITE SINGLE CRYSTAL PROGRAM

Abstract

A furnace capable of pulling 7-in. dendrites was designed. Experience gained from this furnace is being used to design a 24-in. furnace. Experiments on the use of aluminum nitride as a crucible material are in progress. Gallium arsenide solar cells were made by closed tube diffusion of zinc or cadmium. P-type gold or silver contacts were applied to the p-layer and lead contacts to the n-layer. (Author)
