Abstract

Identifiers: PN junction, Photodiodes, Phototransistors.A pair of p-n junctions may be used to couple two electrical circuits by means of photon transfer. In this way electronic functions such as switching, logical operations, impedance transformation, and modulated sign l transfer can be carried out without electrical interconnection. Light sources have been made up from the emitterbase junctions of transistors from he Amelco production line. By using these units the increase of the probability of radiative recombination with increasing current density has been investigated up to a saturatio point at around 50,000 amp/sq cm. The lifetime o the minority charg carriers has been measured by t e junction-recov ry method and by the decay time of the light. The results ten to confirm the theory of Bess. A double-injection lightproducing diode d rived from the theory of Lampert has been designed to achieve the improvement of radiative recombination probability whic the theory of Bess indicat s is possible at high current den ities.
