GALLIUM ARSENIDE DENDRITE SINGLE CRYSTAL PROGRAM.
Abstract
Furzace operations yielded some dendritic material. The major problem was edge nucleation. A variety of dendritic material has been produced with the various furnaces. About 10 inches of odd twinned (probably three-twin) material was grown in the 60mm furnace and this is being used for seed. About 12 inches of six-twin material was grown in the 24 inch furnace; however, in another run of the 24 inch furnace, about 20 inches dendrite were grown. In the 76mm furnace, difficulties in seeding were experienced and only short lengths of dendrite were grown. Boiling of the melt has also been a problem with this furnace. (Author)
