RESEARCH AND DEVELOPMENT ON HIGH CURRENT TUNNEL DIODES.

Abstract

Equations have been derived which allow high current germanium and gallium arsenide tunnel diodes to be designed for maximum efficiency and minimum junction temperature. Using these design equations, both germanium and gallium arsenide tunnel diodes with peak currents of 100 and 300 amperes and efficiencies up to 67 percent have been developed. To demonstrate the results obtained, twenty 100-ampere and twenty 300-ampere tunnel diodes were delivered to the Bureau of Ships, United States Navy. Packages that provide adequate thermal and electrical characteristics have been designed and fabricated so that the diodes produced under this contract can be put to practical use. The required techniques for measuring very low contact resistances in tunnel diodes have been developed.
