SOLID STATE BROADBAND OPTICAL DETECTOR.

Abstract

Development of a fast response, sensitive broadband light demodulator has begun in an effort to fill a need created by lasers and light emitting diodes. The program has been divided into two tasks - Task I, development and fabrication of the demodulators, and Task II, testing and characterization. A theoretical description is given for the proposed demodulator silicon avalanche photo diode. Calculations made on the required impurity concentrations show the concentration in the p-type region near the junction to be critical. Measured impurity plots from the first run show the obtained concentrations to be close to design. Examination of avalanche breakdown did show some edge breakdown indicating the concentration in the p-type region was too low. The microplasma density on some diodes in the first run was low (3 to 5 per diode). Microplasma-free junctions which are necessary for operation in the avalanche region should be possible with low dislocation density material. Calculations made on gain stability for two bias configurations indicate biasing to be critical. (Author)
