MICROWAVE TRANSISTORS.

Abstract

Further design and development of 3 and 6 GHz low-noise transistors has been made. A 3-GHz prototype transistor with epitaxial base on a diffused emitter has been evaluated. Geometries and design curves for a 6-GHz double-diffused prototype are presented. Parallel and series varactor tuned S-band oscillators have been evaluated using teflon-fiberglass. Ceramic thin-film prototype models are being fabricated. Preliminary stability evaluations on oscillators have been run. An S-band balanced mixer with a 500 mHz if signal has been fabricated and evaluation is under way. (Author)
