TRANSISTOR CHARACTERIZATION AND ACTIVE NETWORK STUDIES

Abstract

The PIN diode is under study with special attention toward its properties (a) as a charge storage device, and (b) as a microwave switch. The charge storage studies consist of: a theoretical calculation of the length of the storage time and of the amount of charge remaining at the end of this period; a calculation of the time in which the reverse current decays to zero; an experimental investigation of the reverse transient using pulse and sinusoidal signals. Diodes of different structures have been tested for snap-off applications; the diode with most favorable properties showed a lifetime of about 100 nanoseconds and snap-off times in the range of 1 to 3.5 nanoseconds. PIN diode microwave switches have been designed to operate with direct current bias generated from the microwave signal itself. Such switches exhibit either negative or positive feedback and thus should have useful applications.
