PRODUCTION AND ANNEALING OF X-RAY AND THERMAL DAMAGE IN CDS SINGLE CRYSTALS.

Abstract

Changes in the defect structure of 'pure' single-crystal platelets of CdS in ultrahigh vacuo (10 to the -10th power Torr) have been produced by 300-keV x-rays and by 'freezing-in' of defects caused by heat treatment in vacuo at temperatures between 100 -350C. The changes were studied by means of the spectral distribution of photocurrent and T.S.C. curves. In both cases, these defects could be annihilated by annealing and the crystals essentially returned to their pretreated states. These reversible changes are discussed in terms of intrinsic defects. After a number of treatment-annealing cycles, the crystals show a small additional change in their electrical properties, which are explainable in terms of memory effect in the case of radiation damage and of desorption from the surface in the case of heat treatments.
