PHASE SHIFT VARACTOR-DETECTOR DIODES.

Abstract

In order to extend the technology of phase-shift and standing-wave amplification, present components will need to be improved. A circuit theory has been developed which reveals that the power-gain-bandwidth product is proportional to the square of the capacitance versus voltage exponent. In this respect, a unity exponent diode would have a 9.5 db advantage over a graded (1/3-law) varactor. A solution has been obtained for the linear -law varactor and techniques for its fabrication are discussed. In addition three models have been developed for a package that combines the varactor and the detector. (Author)
