INVESTIGATION OF THE ABSORPTION SPECTRA OF InSb-InAs SOLID SOLUTIONS WITH A VIEW TO BAND STRUCTURE,

Abstract

Absorption spectra of InSb-InAs solid solutions of varying compositions were measured at room temperature by using polycrystalline plates and films obtained by evaporation in vacuo on hot silicon. For the compositions of the central part of the state diagram, the absorption curves are shifted to the long wave-length region as compared with the initial components. The concentration dependence curves of the forbidden zone passes through a deep minimum. The values of the forbidden zone for the films are higher than those of plates. This phenomenon may be connected with different zone structures in the plate and films. (Author)
