AN INVESTIGATION OF MATERIALS SUITABLE FOR THE FABRICATION OF SPACE CHARGE AMPLIFIERS.

Abstract

Two novel methods of Boron Phosphide thin film growth, using Boron Tribromide and Phosphorus trichloride are reported. One method employing the hydrogen reduction of the addition compound PCl3.BBr3, produces Boron Phosphide of varying purity. The other method, employing the hydrogen reduction of the individual compounds describes how Boron Phosphide (BP) and Boron Subphosphide (B13P2) can be formed. Various other methods tried for film and single crystal growth are described. The optical properties of Boron Phosphide from the ultraviolet to infrared is reported and redimentary electrical measurements illustrated. (Author)
