Harmonic Capabilities of the Limited Spacecharge Accumulation Mode in Gallium Arsenide,
Abstract
The major objective of this contract is to study active microwave bulk and transit time phenomena in solid-state materials. This report specifically represents a final report on the study of effective signal generation at selected lower harmonics of a limited spacecharge accumulation (LSA) mode oscillator. The key parameters of the LSA diode, its circuit and operating conditions for the most efficient signal generation at any selected harmonic frequency were investigated experimentally and analytically. Fundamental frequency efficiency as high as 17%, second harmonic efficiency as high as 8.5%, third harmonic efficiency of 2.8% and fourth harmonic efficiency of 1.8% were all separately obtained experimentally using a multi-axis radial cavity.
