BURNOUT RESISTANT X-BAND HOT CARRIER DETECTORS.

Abstract

The competing mechanisms of the Schottsky barrier rectification and thermoelectric (TE) detection work to the detriment of sensitivity in video detectors at 9.3 GHz. The two mechanisms are generally separable with applied DC bias with the rectification dominating below 9.3 GHz; and at very high frequencies, 70 GHz, the TE mode dominating. The two mechanisms can be related to the non-linearity of the I-V characteristics at 60 Hz. (Author)
