RESEARCH AND DEVELOPMENT OF LOCALIZED DEFECTS AND HOT SPOTS IN HIGH VOLTAGE PNPN INVERTER SWITCHES.

Abstract

The purpose of this program is to develop a very high voltage, high current, inverter-type p-n-p-n switch, and to study and control the causes of the thermal instabilities associated with this type of device. The relative effect of substitutional versus interstitial gold on test devices is reported. A method for non-destructively locating hot spots, and a detailed investigation into the unstable electrical behavior exhibited by devices which contain hot spots are also presented.
