RESEARCH AND DEVELOPMENT OF SEMICONDUCTOR DIODES FOR USE IN HARMONIC GENERATOR APPLICATIONS USING SINGLE DIODES.

Abstract

The objective of this program is to develop semiconductor diodes for use in harmonic generators. The characteristics of the latter are: Output Frequency: 12 GHz; Output Power: 1 watt; Efficiency: 10%; Multiplication Factor: 9 or greater; Noise: Minimum. These characteristics should be obtained using a single diode without the use of idler circuits. The diode required must have 4 pf capacitance and 90 volts breakdown. The construction of two series stacked diodes, to achieve the desired values, is given especially from thermal point of view. The characterization of these diodes is also discussed. The construction of the nine times multiplier is also given.
