SCHOTTKY BARRIER X-BAND VIDEO DETECTORS FOR HIGH-SENSITIVITY HIGH-BURNOUT APPLICATIONS.

Abstract

The target specification was to provide a diode which would have a nominal detectable sensitivity of at least -55 dBm with a 10 MHz bandwidth at 12.0 GHz. The CW burnout capability was to exceed 500 mW and the diode should withstand a 10-watt microsec pulse. Silicon Schottky diodes have been made which exceed the sensitivity requirement by up to 7 dB. The CW burnout resistance is approximately 500 mW. However, due to the fast thermal response of the small diodes, the diodes have approximately the same burnout response to a 1 microsec pulse as to a CW pulse. Efforts were centered on building a detection system consisting of a protector, a high-sensitivity detector diode and a hybrid integrated amplifier in a single system to obtain an optimum detection system with both high sensitivity and burnout resistance.
