Development of 1-Kilowatt, 1-Kilovolt Audio Transistor and Driver Transistor for Sonar Applications.

Abstract

The technical approaches taken for the fabrication of a 1-kilowatt, 1-kilovolt sonar power transistor and a 100-watt driver transistor are described. Device designs, processing conditions, and packaging techniques are presented. Problems encountered in the development of the laminated-overlay technology used for the output device are discussed in detail. These include problems in the epitaxial refill of the emitter-base overlay wafer, in the pressing conditions used to fuse the component sections and form the transistor structure, and in the glass passivation of the high-voltage collector junction. A complete set of data on 25 final samples of each type is presented. Power capabilities in excess of 100 watts for the driver transistor and 500 watts for the output transistor were achieved. The results demonstrate the feasibility of producing high-voltage, high-power transistors and demonstrate the advantages of the laminated-overlay process. (Author)
