50 Ampere Turn-Off Switch.

Abstract

Gold doping of the GCS by diffusion is discussed. The typical gold doped device without additional gate inductance can now turn off 40A in less than the 5 microsec required in the contract. Using the slower GCS fabricated earlier, the dynamic turn-off characteristics were studied. An optimum timing of the junction recovery was shown to be possible with external gate circuitry and yielded the best turn-off conditions. Results of these and earlier studies have been incorporated into the breadboard switching tester. The test requirements are discussed and a pulse waveform for the test circuits is described.
