Experimental Investigation of X-Band Gunn Oscillators.

Abstract

Several crystals from epitaxially grown galium arsenide have been mounted in X-band cavities. An equivalent circuit has been calculated from impedance measurements. This equivalent circuit fits the cavity in the frequency range 8-10 GHz. Measurements on cw oscillators have been performed. These measurements concern output power, efficiency, frequency, noise and the influence of temperature variations. The output power was in the range 10-50 mW and the maximum obtained efficiency about 3%. With pulsed oscillators the cavity controlled oscillations did not start instantly, but were delayed a time t sub o after the onset of the DC-pulse. This is due to thermal effects, and indicates that the crystal must have a higher temperature than the surroundings to operate satisfactorily. (Author)
