Research and Development of Semiconductor Diodes for Use in Harmonic Generator Applications Using Single Diodes.

Abstract

A high-power varactor diode composed to two series mounted varactor chips is described. It is shown that for optimum efficiency, the two varactor chips must be matched for reverse breakdown voltage, capacitance, d.c. resistance, lifetime and storage time. A series diode package which has been optimized with respect to parasitic reactance and thermal dissipation is also described. (Author)
