Radiation Hardened Silicon Power Transistors,

Abstract

Studies conducted to establish design guidelines for radiation hardened silicon power transistors are reported. The problems associated with neutron dosimetry are discussed. Data is presented to illustrate the principal points of the discussion. Also, results of electrical and neutron irradiation tests of power transistors developed during the contract period are presented. Work is being done on packaging of power devices. Plans for the next reporting period call primarily for additional fabrication and testing of the designs developed to date.
