Carbon Nanotube Based Monolithic Millimeterwave Integrated Circuits

Abstract

In past work, Carbonics had designed and fabricated CNT-FETs having fmax>100GHz. In this work we have designed, laid out, and fabricated 30GHz MMIC 30GHz CNT-FET based amplifiers and discrete CNTFETs on 200mm quartz wafers as well as characterized multi-finger CNT-FETs for noise performance.
