Microwave Shift Register.

Abstract

The objectives of the research program are: (i) To develop monostable planar GaAs transferred electron logic devices (TELDs), (ii) to design, fabricate, and evaluate a 4-bit TELD shift register operating at multigibabit rates, and (iii) to begin the investigation of bistable (blocked domain) TELDs. Major accomplishments to date are: (i) Development of new design guidelines, based on which were developed TELDs capable of processing pulses as narrow as 80 ps with delay-dissipation product of 10 pJ. (ii) Discovery of a quasi-enhancement mode of operation which has potential for greatly reducing power consumption and increasing stability against power supply fluctuations. (iii) Fabrication of critical building blocks (Memory, AND, and DELAY) of a shift-register. The efforts in all these areas are described in detail.
