Monolithic 20W 2GHz Transistor and Monolithic 5W 4GHz Transistor.
Abstract
Processing of L-10 devices is proceeding however the multilayer PIN epi is not as good as desired. Work has been done to characterize the epitaxial structure and correct its fabrication difficulties. SB-4000 processing is continuing. Acceptable performance has been achieved at 4 GHz. (Author)
