Monolithic Lumped Element Integrated Circuit (M2LEIC) Transistors.

Abstract

An advanced silicon technology has been developed which allows the monolithic integration of high-power microwave power transistors and passive impedance matching networks on the same silicon chip. Up to 40W CW has been obtained at 1 GHz.
