Large Plate CdTe Synthesis by Sealed Vessel Transport.

Abstract

The eighth quarterly technical report for the program to grow large plates of high purity CdTe in a sealed system covers the period Oct. 1-Dec. 31, 1983. A process to grow up to 10 inch diameter plates of high purity CdTe with large grain size has been developed. Evaluation results have confirmed the purity and high resistivity of the resultant materials. During this reporting period plates were grown from near stoichiometric melt compositions up to one inch in thickness. Heat treatment experiments on thick samples under cadmium and tellurium overpressure were carried out. The sawing procedure for cutting oriented substrates was improved by the acquisition of a goniometer for crystal mounting and adapting the orienting laser directly to the wire saw base platform, Also during this reporting period the first experiments in liquid phase epitaxy of HgCdTe were carried out in a modified rotating quartz boat using (111) oriented substrates.
