Investigtion of Liquid Encapsulation Chochralski Growth of InP.

Abstract

Process have been been developed (a) to synthesize polycrystalline InP by the injection of Phosphorus to boron oxide encapsulated Indium and (b) to grow reproducible (100) oriented 7.5 cm diameter Indium Phosphide single crystals. These processes can be easily scaled up to yield crystals weighing to to 4 kilograms.
