Ensemble Monte Carlo Simulation of a Velocity-Modulation Field Effect Transistor (VMT).

Abstract

We present numerical simulations of velocity modulated field-effect transistors as proposed by Sakaki. Using self-consistent particle-field Monte Carlo analysis, we assess possible advantages of these novel device structures with respect to switching speed and show the qualitative correctness of Sakaki's ideas. Quantitatively, delays are introduced by the redistribution of electrons in the separated channels. Keywords: Modulated field effect transistors; Monte Carlo methods.
