Quantum Device Development

Abstract

A research and development program on quantum transistors is described. Bipolar and unipolar resonant tunneling transistors were designed, fabricated, and characterized. These devices exhibit negative transconductance, and dc and microwave gain at room temperature. Recommendations are made for further work. (RRH)
