High speed Low noise Short wavelength Infrared Type II Superlattice Heterojunction Phototransistors

Abstract

The overall objective of this program is to develop novel heterojunction phototransistors (HPTs) based on type II superlattices for short wavelength infrared (SWIR) spectral region. This program will address two main objectives: a) pushing down the detection limit of T2SL based HPTs to single photon level, and b) pushing up the gain×bandwidth of such devices to THz level. This program does not seek to deliver a complete optical receiver system, but rather addresses the fundamental issue of designing and fabricating a high-speed highly-sensitive HPTs for SWIR detection systems.
