An experimentally validated predictive simulation framework for III-nitride HEMTs at greater than 94 GHz operation

Abstract

The proposed experimentally validated predictive simulation framework will expand the capabilities of the FKT model to a new transformative regime by incorporating three first-of-its-kind aspects- (1) coupling to mechanics, interfacial charges, and ferroelectricity. We will incorporate the influence from both the inhomogeneous strain distribution at equilibrium 5 and the dynamic strain resulting from piezoelectricity.
